Description
Summary:碩士 === 中原大學 === 工業與系統工程研究所 === 98 === The purpose of the study is to introduce a machine micro-drilling process into flip-chips to increase the capability for machine micro-drilling process has constantly been a bottleneck process in the flip-chip workstations. For the purpose of enhancing capability and achieving the quality requirements in the machine micro-drilling process, a design of experiment was conducted in the environment of mass production to gain the results of the best performance, which were later verified by small-scale production. In order to detect the problems of roughness and accuracy caused by machine micro-drilling process, the key factors which affect the product quality were first discovered by observing the producing procedures. Afterwards, five factors were determined in the design—spindle speed, infeed rate, retract rate, the brand of drill bit, and entry board. With the use of JMP statistics software, an appropriate set of parameters which meet the requirements of mass production was obtained—200 krpm for spindle speed, 46 mm/sec for infeed rate, 400 mm/sec for retract rate, LE450 for entry board, Brand K for drill bit. In addition, the application of the set of the parameters on the small-scale production resulted in that the requirements of mass production in machine micro-drilling process were met in terms of roughness and accuracy. Meanwhile, the capability of a single micro-drilling machine was enhanced from 0.085KK per month to 0.122KK per month, which significantly reduces the demand of the machines.
