Two methods are investigated to rough the surface of solar cell. First, surface of p-GaAs window layer is etched with 3μm period. Second, surface of SiO2 deposited upon the p-GaAs window layer by PECVD is etched with same period. Based on I-V measurement, the roughing process did upon the SiO2 surface with 150 seconds by dry etching process could increase the efficiency from 9.76% to 13.22%.
