The objective of this research is to study on the density and viscosity of acrylic monomer solutions which are the core compositions in Color Resist.
In this study , we select Four acrylic monomers and three solvents to form twelve binary systems including methyl metharcylate + cyclohexanone, butyl metharcylate + cyclohexanone, isobutyl methacrylate + cyclohexanone, tert-butyl methacrylate + cyclohexanone, methyl metharcylate + ethyl 3-ethoxypropionate, butyl methacrylate + ethyl 3-ethoxypropionate, isobutyl methacrylate + ethyl 3-ethoxypropionate, tert-butyl methacrylate + ethyl 3-ethoxypropionate , methyl metharcylate + 1-butanol , butyl methacrylate + 1-butanol , isobutyl methacrylate + 1-butanol and tert-butyl methacrylate +1-butanol.
A pycnometer and Cannon-Fenske viscometer were used to measure the densities and viscosities of above binary systems at the temperature range from 298.15 K to 318.15 K and atmospheric pressure. The excess molar volumes VE and viscosity deviations δη were calculated from the experimental data and were correlated by a Redlich-Kister type polynomial and McAllister’s models.
The variations of excess molar volumes and viscosity deviations in those binary systems were discussed in terms of several effects which may be arbitrarily divided into physical, chemical, and geometrical contributions. The results of this research can provide the essential parameters of process design and the transport properties in color resist manufacture.
