The phototransistor can be used not only as a photodetector for absorbing optical signals, but also as an optoelectronic mixer for up-converting inter-modulation frequency (IF) signals in to radio carrier signals. In this experiment, we use a VCESL laser of the 850nm lightwave to illuminate the phototransistor. The photocurrent be generated by the lightwave illuminated to the phototransistor. Moreover we use the laser to carrier the IF signals which be change from 100MHz to 500MHz by the step of 100MHz, and the local oscillate frequency be change from 3.1GHz to 10.6GHz by the step of 2.5GHz. We achieve the mixing signals at different center frequencies and the best electrical powers of mixing signals are about from -42dBm to -47dBm. Experimental result show that the proposed phototransistor can provide good mixing performance for the lightwave and microwave signals.
