Summary: | 碩士 === 國防大學中正理工學院 === 電子工程研究所 === 93 === Resonant-Cavity Light-Emitting Diodes (RCLEDs) is suitable for optical fiber data communication because of their excellent performances such as narrow spectral linewidth and high response. In principle, the RCLED consists of an asymmetric Distributed Bragg Reflector (DBR) mirror and a MQW active region placed in the center of the cavity so that an optical resonation can be realized at a wavelength of spontaneous emission from MQW. However, the response time of RCLED is larger than that of laser diode. In this paper, in order to improve the response time , Pt-diffused RCLEDs have been carefully studied.
We have accompolished a Pt-diffused fabrication process for the RCLEDs with the emitting wavelength of 660nm.By means of platinum (Pt) diffusion, the Pt-diffused RCLED effectively reducing the correspondent raising-time from 18.07 to 12.21ns. Under this condition, the average modulation rate has about 55 percentages increased.
